Book excerpt: This book contains the lectures delivered at the NATO Advanced Research Workshop on the "Intersubband Transistions in Quantum Wells" held in Cargese, France, between the t 9 h and the 14th of September 1991. The urge for this Workshop was justified by the impressive growth of work dealing with this subject during the last two or three years. Indeed, thanks to recent progresses of epitaxial growth techniques, such as Molecular Beam Epitaxy, it is now possible to realize semiconductor layers ( e.g. GaAs) with thicknesses controlled within one atomic layer, sandwiched between insulating layers (e.g. AlGaAs). When the semiconducting layer is very thin, i.e. less than 15 nm, the energy of the carriers corresponding to their motion perpendicular to these layers is quantized, forming subbands of allowed energies. Because of the low effective masses in these semiconducting materials, the oscillator strengths corresponding to intersubband transitions are extremely large and quantum optical effects become giant in the 5 - 20 ~ range: photoionization, optical nonlinearities, ... Moreover, a great theoretical surprise is that - thanks to the robustness of the effective mass theory - these quantum wells are a real life materialization of our old text book one-dimensional quantum well ideal. Complex physical phenomena may then be investigated on a simple model system.

Book excerpt: The purpose of Intersubband Transitions in Quantum Wells: Physics and Devices is to facilitate the presentation and discussion of the recent results in theoretical, experimental, and applied aspects of intersubband transitions in quantum wells and dots. This reference work is based on the International Workshop that was held at National Cheng Kung University in Tainan, Taiwan in December 15-18, 1997. Intersubband transitions in quantum wells and quantum dots have attracted considerable attention in recent years, mainly due to the promise of various applications in the mid- and far-infrared regions (2-30 mum). Over 40 invited and contributed papers were presented in this four-day workshop, with topics covering most aspects of the intersubband transition phenomena including: the basic intersubband transition process, multiquantum well infrared photodetector (QWIP) physics, large format (640×480) GaAs QWIP (with 9.0 mum cutoff) focal plane arrays (FPAs) for IR imaging camera applications, infrared modulation, intersubband emission including mid- and long-wavelength quantum cascade (QC) lasers such as short (lambda = 3.4 mum) and long (lambda = 11.5 mum) wavelength room temperature QC lasers, quantum fountain intersubband laser at 15.5 mum wavelength in GaAs/AIGaAs quantum well, harmonic generation and nonlinear effects, ultra-fast phenomena such as terahertz (THz) intersubband emission and detection. Intersubband Transitions in Quantum Wells: Physics and Devices will be of interest to researchers from universities and industrial laboratories working on physics and devices of nanostructures, and researchers in the infrared (IR) community.

Available in PDF, EPUB and Kindle. Book excerpt: The possibility of a phase transition into an ordered state in a two-dimensional (2D) system of spatially separated electron-hole pairs has been suggested by Lozovik and Yudson and Shevchenko independently. Their proposal has recently been extended by Fukuzawa to a system formed by two GaAs/AlGaAs coupled quantum wells subject to an electric field. The long exciton lifetimes that can be achieved in such a semiconductor heterostructure, as well as the small Coulomb screening due to the interaction between oriented dipoles, make it particularly suitable for the study of phase transitions, be it like the one proposed by Lozovik and Yudson, and Shevchenko, or a Kosterliz-Thouless transition of a neutral Coulomb gas. The photoluminescence (PL) of GaAs-GaO. 7A10.3As structures consisting of two 50A quantum wells separated by a 40A barrier has shown a dramatic temperature dependence when an electric field is applied perpendicular to the well interfaces. The polarization of carriers and the energy shifts induced by the field lead to a PL spectrum consisting of two distinct peaks, one of which is associated with spatially direct interband transitions and another, much more intense, that involves spatially-separated electrons and holes (type-11 exciton).

Book excerpt: The lowest energy interband transitions in AlGaAs/AlAs quantum wells involve electrons localized in the AlAs x-valleys and holes confined in the AlGaAs layers. These transitions are indirect in both real as well as in kappa-space and are accompanied by strong replicas of the GaAs and AlAs phonons. When a magnetic field is applied perpendicular to the layers a large reduction in the recombination intensity is observed. This reduction is attributed to magnetic field induced localization of the carriers which results in a reduction of the electron-hole wavefunction overlap. We have also studied photoluminescence spectra from type-II, n-type, modulation doped GaAs/AlAs quantum wells due to radiative recombination of electrons localized in the AlAs x-valleys with holes confined in the GaAs layers. In the presence of a magnetic field the emission spectra exhibit features associated with transitions among the AlAs x-valley Landau levels and photo-injected holes. The slopes of these transitions yield an effective mass m = 0.44 for the electrons.

Book excerpt: Intersubband transitions in quantum wells have attracted tremendous attention in recent years, mainly due to the promise of applications in the mid and far-infrared regions (2--20 mum). Many of the papers presented in Quantum Well Intersubband Transition Physics and Devices are on the basic linear intersubband transition processes, detector physics and detector application, reflecting the current state of understanding and detector applications, where highly uniform, large focal plane arrays have been demonstrated. Other areas are still in their early stages, including infrared modulation, harmonic generation and emission.

Book excerpt: We present investigations of the intersubband electron dynamics in asymmetric tunnel-coupled GaAs/AlGaAs quantum wells. The study is performed by time resolved pump and probe experiments. Temporal evolution of the bleaching signals has biexponential behaviour. In addition to the time of the relaxation into the ground state with LO-phonon emission a second long decay time depending on transition energy and temperature is observed. We associate the second recovery time with transitions between confined F-state of quantum wells and states in the barriers including Xz-states which appear due to high content of Al. The influence of the transitions between subbands with energy separation less than optical phonon energy on the relaxation processes is also discussed.

The effect appears when light excites intersubband electronic transitions. LID manifests itself as the photocurrent of the 2-d electron gas in the well plane, which depends on coherent electron tunneling between the coupled wells. The theory shows the effect to possess distinctive features such as a characteristic antisymmetric spectral contour consisting of four alternating positive and negative peaks and the change of sign of the LID current with the sign change of the bias normal to the quantum-well plane. The quantitative estimates for GaAs wells show the LID current to be readily detectable.
