Book excerpt: The purpose of this project was to develop an advanced computer aided design (CAD) tool that can be used for the design of microwave and millimeter- wave solid-state integrated circuits. The completed work consists of major improvements to a large-signal, physics based model for GaAs MESFET integrated circuits previously developed at NCSU. New features for the model include a large-signal load-pull algorithm and RF sensitivity and process yield capability. The new algorithms significantly enhance the use of the simulator in design applications. The new capability permits the simulator to be used for both MESFET and RF circuit process yield optimization. (Author).

Book excerpt: Millimeter-wave (mm-wave) complementary metal-oxide semiconductor (CMOS) circuits have emerged because of improved device performance with silicon technology which realizes high level integration and low cost. Accurate substrate modeling is very important for circuit design especially at mm-wave frequencies. The Drude model can be used to capture the silicon properties at terahertz (THz) frequencies. Fourier Transform Infrared Spectroscopy (FTIR) measurement is used to confirm the necessary consideration of the Drude model for silicon substrate modeling at THz frequencies. Useful information about the silicon substrate properties at mm-wave frequencies have been obtained by using the devices built on various substrates up to sub-millimeter wave frequencies. A coplanar waveguide (CPW) transmission line is one of the widely used passive devices in mm-wave circuits. Silicon-based CPWs are designed and analyzed using electromagnetic simulation tools (HFSS and Momentum) on different resistivity silicon substrates. The silicon substrate effects are captured and visualized by the field distribution. A simple, physics-based, frequency-dependent lumped circuit is proposed to model the physical behavior of the CPWs over a broad-frequency range (up to 110 GHz), with various geometries and substrate resistivities using accurate substrate loss modeling. The transitions between three operation modes (the slow-wave mode, skin-effect mode and dielectric quasi-transverse electromagnetic (TEM) mode) are obtained smoothly with one circuit. Measured S-parameters for different geometrical CPWs are used to derive the RLGC parameters and show good agreement with the circuit model. The lumped circuit model derived from the CPWs is a unified one that can also be applied to other devices such as an inductor and transformer. New circuit models for a simple inductor and transformers are proposed based on the lumped CPW model with the same elements and equations. Measured results from simple single-layer inductors and transformers are analyzed to validate the new circuits beyond their self-resonance frequency and good agreement is obtained. Beyond passive components, the substrate network of an active device model is being studied using concepts from the unified model. Finally, a graphical calculator is developed and based on the unified model for use in the design, analysis and optimization of planar transmission lines and inductors.

Book excerpt: The design of new millimeter wave monolithic integrated circuits needs the availability of accurate model tools such as physical simulations and experimental parameters extraction methods. Accurate electrical models have been built even in the difficult case of submicrometer dual gate pseudomorphic HEMTs. Their validity has been clearly demonstrated by the design of 60 GHz mixers.

Book excerpt: This book comprehensively reviews the state of the art in millimeter-wave antennas, traces important recent developments and provides information on a wide range of antenna configurations and applications. While fundamental theoretical aspects are discussed whenever necessary, the book primarily focuses on design principles and concepts, manufacture, measurement techniques, and practical results. Each of the various antenna types scalable to millimeter-wave dimensions is considered individually, with coverage of leaky-wave and surface-wave antennas, printed antennas, integrated antennas, and reflector and lens systems. The final two chapters address the subject from a systems perspective, providing an overview of supporting circuitry and examining in detail diverse millimeter-wave applications, including high-speed wireless communications, radio astronomy, and radar. The vast amount of information now available on millimeter-wave systems can be daunting for researchers and designers entering the field. This book offers readers essential guidance, helping them to gain a thorough understanding based on the most recent research findings and serving as a sound basis for informed decision-making.

It gives a fascinating picture of the state-of-the-art in silicon photonics from a component perspective. It presents a perspective on what can be expected in the near future. It is formed from a selected number of reviews authored by world leaders in the field, and is written from both academic and industrial viewpoints. An in-depth discussion of the route towards fully integrated silicon photonics is presented. This book will be useful not only to physicists, chemists, materials scientists, and engineers but also to graduate students who are interested in the fields of micro- and nanophotonics and optoelectronics.

Book excerpt: This book presents the first comprehensive overview of the properties and fabrication methods of GaN-based power transistors, with contributions from the most active research groups in the field. It describes how gallium nitride has emerged as an excellent material for the fabrication of power transistors; thanks to the high energy gap, high breakdown field, and saturation velocity of GaN, these devices can reach breakdown voltages beyond the kV range, and very high switching frequencies, thus being suitable for application in power conversion systems. Based on GaN, switching-mode power converters with efficiency in excess of 99 % have been already demonstrated, thus clearing the way for massive adoption of GaN transistors in the power conversion market. This is expected to have important advantages at both the environmental and economic level, since power conversion losses account for 10 % of global electricity consumption. The first part of the book describes the properties and advantages of gallium nitride compared to conventional semiconductor materials. The second part of the book describes the techniques used for device fabrication, and the methods for GaN-on-Silicon mass production. Specific attention is paid to the three most advanced device structures: lateral transistors, vertical power devices, and nanowire-based HEMTs. Other relevant topics covered by the book are the strategies for normally-off operation, and the problems related to device reliability. The last chapter reviews the switching characteristics of GaN HEMTs based on a systems level approach. This book is a unique reference for people working in the materials, device and power electronics fields; it provides interdisciplinary information on material growth, device fabrication, reliability issues and circuit-level switching investigation.

Book excerpt: The book addresses the critical challenges faced by the ever-expanding wireless communication market and the increasing frequency of operation due to continuous innovation of high performance integrated passive devices. The challenges like low quality factor, design complexity, manufacturability, processing cost, etc., are studied with examples and specifics. Silicon on-chip inductor was first reported in 1990 by Nguyen and Meyer in a 0.8 μm silicon bipolar complementary metal oxide semiconductor technology (BiCMOS). Since then, there has been an enormous progress in the research on the performance trends, design and optimization, modeling, quality factor enhancement techniques, etc., of spiral inductors and significant results are reported in literature for various applications. This book introduces an efficient method of determining the optimized layout of on chip spiral inductor. The important fundamental tradeoffs of the design like quality factor and area, quality factor and inductance, quality factor and operating frequency, maximum quality factor and the peak frequency is also explored. The authors proposed an algorithm for accurate design and optimization of spiral inductors using a 3D electromagnetic simulator with minimum number of inductor structure simulations and thereby reducing its long computation time. A new multilayer pyramidal symmetric inductor structure is also proposed in this book. Being multilevel, the proposed inductor achieves high inductance to area ratio and hence occupies smaller silicon area.
