Book excerpt: Fabrication and characterization of a new kind of pressure sensor using self-assembly Zinc Oxide (ZnO) nanowires on top of the gate of a Metal-Oxide-Semiconductor Field-Effect Transistor (MOSFET) is presented. Self-assembly ZnO nanowires were fabricated with a diameter of 80 nm and 800 nm height (80:8 aspect ratio) on top of the gate of the MOSFET. The sensor showed a 110% response in the drain current due to pressure, even with the expected piezoresistive response of the silicon device removed from the measurement. The pressure sensor was fabricated through low temperature bottom up ultrahigh aspect ratio ZnO nanowire growth using anodic alumina oxide (AAO) templates. The pressure sensor has two main components: MOSFET and ZnO nanowires. Silicon Dioxide growth, photolithography, dopant diffusion, and aluminum metallization were used to fabricate a basic MOSFET. In the other hand, a combination of aluminum anodization, alumina barrier layer removal, ZnO atomic layer deposition (ALD), and wet etching for nanowire release were optimized to fabricate the sensor on a silicon wafer. The ZnO nanowire fabrication sequence presented is at low temperature making it compatible with CMOS technology.

Among many types of biosensors available today, piezoelectric (PZT) class of materials are becoming very popular. In this thesis, Zinc Oxide nanowire PZT biosensor was fabricated and characterized to detect the presence of fungi which has some huge economic implications in US agriculture industry. Zinc Oxide nanowires were synthesized in a mass scale via wet solution method in a controlled temperature and growth environment. Different substrates including glass, indium tin oxide, and gold coated silicon substrates were utilized to grow the nanowires followed by layering with silane and subsequently etching them. The results show that the nanowires were grown homogenously on gold coated silicon wafers with cylindrical structures. The ideal morphology of the nanowires was found to be dependent on: incubation time, incubation temperature, and substrate material. Substrate catalyst was also varied from Au & Pd to pure Au which showed significant improvement in producing the nanowires. A systematic variation of hours was implemented from: 3, 5, 7, 9, 11, and 13 hours. Zinc Oxide nanowire features such as length, diameter, and aspect ratio were quantified through SEM micrographs. Linear increase in height, diameter, and aspect ratio was observed up to 13 hours along with density. The optimal condition for nanowire growth was determined at: 80 °C and 5 hours. Energy dispersive spectroscopy aided in generating presence of specific elements on the biosensor. Raman helps in verifying chemical composition of the device. Both Raman and EDS spectroscopy aided in enhancement and individualization of the biosensor at different proposed parameters. Keithley readings represented series of current-voltage (I-V) measurements under different forward biased voltages. The response of nanowires from these I-V measurements show a diode-like response. Next, nanowire displacement patterns of fungi, Fusarium proliferatum (F. proliferatum) were studied by I-V measurements. When I-V measurements were conducted on PZT nanowires in the presence of F. proliferatum a strong association from microbe attachment and growth was observed showing an increase in switch-on voltage with a 2V sweep. It is speculated that the observed high resistance is a result of mechanical movement of fungi on the piezoelectric device. Future studies will be designed to investigate this phenomenon. These results indicate that by simply reading the characteristic current-voltage measurement, one can better evaluate microbe pattern of displacement and maturation. Future application of this nanowire platform can characterize distinct displacement signature of disease carrying organism much more efficiently.

Nanowires in particular are of interest because their high surface-to-volume ratio promises the possibility of high sensitivity. However, because of their discrete quasi-one-dimensional geometry, electrical integration of nanowires into photolithographically defined devices and circuits is challenging and remains one of the obstacles to their widespread use. In this thesis, a novel method for fabricating electrically integrated zinc oxide nanobridge devices using carbonized photoresist is investigated. The conductivity of carbonized photoresist is known and nanowire growth on carbonized photoresist has recently been reported, suggesting the possibility of simultaneous use as a nucleation layer and electrode. However, these reports did not characterize the contact between the ZnO nanowires and carbonized photoresist. In this work, ZnO nanobridges are fabricated between opposing carbonized photoresist electrodes and characterized both electrically and with electron microscopy. Operation of nanobridge devices as bottom gate transistors, UV sensors, and gas sensors is demonstrated.

High-quality ZnO nanowires were synthesized through a vapor-liquid-solid process in a customized chemical vapor deposition furnace. Scanning electron microscopy, transmission electron microscopy, x-ray diffraction, and energy dispersive x-ray spectroscopy were used to characterize morphology, crystal structure and composition. Surface functionalization behavior of pristine ZnO nanowires was tested by oleic acid as a model compound and the surface modification was studied using surface sensitive techniques of Raman and FT-IR spectroscopies. Surface functionalization of ZnO nanowires with optically active 1-pyrenebutyric acid was investigated. A 1-pyrenebutyric acid compound was grafted on a solid-state ZnO nanowires backbone. Optical and electrical properties of this heterostructure were determined through fluorescence and I-V measurements, respectively. Two distinct approaches for device fabrication were tested for integrated system development and validation of sensor operation. A single nanowire device and a multi-nanowire array device were successfully fabricated.

Book excerpt: We have developed zinc oxide thin film transistors with a unique device architecture that exhibit robust and high-performance pressure sensing while maintaining transparency for next generation pressure-sensitive touchscreen displays. We systematically studied and optimized the material growth and device fabrication for improved device performance. We then fabricated top and bottom gate TFTs using both top and bottom contact geometries and identified the optimal device architecture to attain high pressure sensitivity while maintaining excellent transistor performance. Simultaneous operation of a single device as a switch and a pressure sensor allows simple integration of sensors into arrays without the addition of external switching elements. The all-solid-state sensors are capable of measuring steady-state pressure and transient pressure variations. The sensing mechanism stems from the piezoelectric characteristics of RF sputtered ZnO. When zinc oxide is used as the channel material in thin film transistors, its piezoelectric property results in a shift of the transistor threshold voltage upon pressure application. This shift causes a modulation of the drain current flowing through the transistor at a steady bias. A linear dependence of the current change with the applied pressure is observed. Our first-generation TFTs together with a readout circuit built on a breadboard allow discrete pressure measurements from a single sensor at a frequency of 2 kHz. We demonstrated the operation of a transparent 8x8 pressure sensor array fabricated on glass, and the integrated system of pressure sensors and actuators for the recording and reproduction of touch. We further advanced our pressure sensors by studying the effects of sputtering gas, substrate temperature, and seeding layer on the ZnO film properties. The second-generation devices achieved an on-off ratio of $10^5$ and allowed us to successfully demonstrate a larger, 16x16 array. We designed a complete system for real-time pressure signal acquisition and display, including read-out electronics, mechanical integration, electrical connections, and display software for signal visualization. We measured the latency of the pressure sensors to be less than 1 ms and the recovery time to be less than 20 ms. The new pressure-sensing technology enables the development of force-sensitive touchscreens that will make possible new mobile applications with a richer user-machine interface.

Book excerpt: Zinc oxide (ZnO) based nanostructures represent an important class of gas sensor materials, due to their high surface-to-volume ratio, significant surface band structure bending upon gaseous analyte exposures, good mobility of charge carriers, and good structural stability at elevated temperature. Their usually surface-dominant sensing processes entail the important roles played by nanostructure size, defects, morphologies, and surface absorbate energetics and dynamics. In this dissertation, based on ZnO nanowire array as a gas sensing platform, rational decoration of electronic sensitizers, such as Au nanoparticles, and semiconducting oxide, such as Fe2O3 nanoparticles, has been employed to boost its electrical sensing performance. Using NO2 as the probe gaseous analyte, both catalytic spill-over and hetero-interface charge transfer regulation have been found effective strategies for significantly improving the sensor performance. The structure-function correlations of these nanowire array sensors have been established for understanding the surface catalysis and associated surface structural evolution in the recoverable sensing dynamics. Specifically, formation of hetero-interfaces of Au-ZnO and Au-Fe2O3-ZnO interfaces endows the pristine ZnO with enhanced sensitivity and improved detection limit. The intermediate nitrate formations were identified in the Au-ZnO hetero-interface region during the sensor exposure to the NO2 probe molecules. The surface local crater formation was revealed on ZnO nanowire surfaces due to the nitrate formation associated with the Au nanoparticles. Such an observation is related to both homogeneous gas phase etching and Au-catalyzed heterogeneous nitrate formation that involve catalytic spillover, strong metal-support interaction, and transient nitrate formation that leads to interfacial material loss or migration under NO2 atmosphere. To improve the thermal instability of Au nanoparticle and allow a higher operation temperature range, the Fe2O3 was introduced as the support for Au nanoparticles. Such an Au-Fe2O3 hybrid nanoparticle decoration has significantly increased the NO2 gas sensor response by 42 times as compared to the Au decorated ZnO nanowires, as high as 74500. Meanwhile, the operating temperature of nanowire sensors was successfully extended to 600 oC. Finally, to address the crosstalk among various gaseous analytes in the nanosensor, a single bimodular sensor has been designed and demonstrated for smart differentation of multiple oxidative analytes by relating the resistance-metric mode to impedance-metric mode. The differentiative and correlated nature between these response signals allows such a single sensor platform to differentiate these oxidative gases accurately and robustly. Thus, the characteristic signature for the target analyte is successfully extracted by incorporating the resistive response and frequency-dependent dielectric response via Electrochemical Impedance Spectroscopy (EIS). Linear and non-linear decision boundaries were subsequently established over a large gas-concentration range from 2 ppm to 3 % through a combination of principal component analysis and artificial neural network training. In addition to single analyte analysis, the on-board interrogation is achieved towards gas mixture (e.g., NO and NO2) through correlation between the electrical and electrochemical responses. Facilitated by a graphical method, the detailed concentration of component gas could be quantified using the measured responses of NOx mixture in the bimodular sensing on such a single nano-array sensor platform.

Moreover, by integrating functional nanomaterials such as zinc oxide nanowires (ZnO NWs) through a low temperature wet chemical approach on paper substrates, it expands the functionalities and potential of utilizing paper as a sensing element. In this work, a paper-based accelerometer and a paper-based touch pad were developed and characterized. Both prototypes utilized the piezoelectric properties of ZnO NWs on paper: piezoelectric charges are generated as the NWs on the paper substrate experience mechanical deformation. As the electrical output of the ZnO NWs were typically on the order of pico- amperes, charge amplifier circuits were designed for both prototypes. For the first part of the thesis, the paper-based accelerometer employs a cantilever-based configuration, and with a proof mass of 61 mg, a sensitivity of 16 mV/g and a natural frequency of 74.85 Hz were achieved. For the second part of the thesis, the paper-based touch pad is a monolithic single-layer device with pixels of touch sensors (essentially islands of ZnO NWs) on it for touch sensing. " --

In comparison to the widely used hydrothermal method of growth at low-temperatures, the sonochemical technique is found to be advantageous from the environmental impact, scalability, process time and production cost viewpoints. Using the sonochemical method, ZnO thin films, nanowires, and nanowalls, were synthesized. Although many applications can result from these nano-materials, we focus on ultraviolet (UV) photo-detectors and gas sensors. This method promises a mass-manufacturable process for fast and inexpensive ZnO nanowire production for practical low cost electronics, photonics and energy conversion applications.
