Book excerpt: As the failure temperature for 5 nm iridium barrier was 400 °C, the addition of TaN layer strongly improved the barrier performance. The utilization of Pd as a catalyst for Cu electroless deposition along with TaN to form a bilayer barrier was also investigated. The Pd/TaN bilayer structure was shown to prevent copper diffusion up to 550 °C for 1 h. Ternary refractory metal nitride W-B-N thin films were also studied as a candidate diffusion barrier for Cu metallization on Si. W-B-N thin films were amorphous with low resistivity ranging from 159.92 to 240.4 [mu][Omega]cm. The W-B-N thin films deposited at 5 % N2 flow ratio can block Cu diffusion after 500 °C annealing for 1 h. As one of the interesting refractory metal nitrides for Cu diffusion barrier application, the comparative study between ZrN and Zr-Ge-N thin films as diffusion barriers was also examined.

Book excerpt: Advanced high-temperature cooling applications may often require the elevated-temperature capability of carbon/silicon carbide or carbon/carbon composites in combination with the hermetic capability of metallic tubes. In this paper, the effects of C/SiC and C/C on tubes fabricated from several different refractory metals were evaluated. Though Mo, Nb, and Re were evaluated in the present study, the primary effort was directed toward two alloys of Mo-Re, namely, arc cast Mo-41Re and powder metallurgy Mo-47.5Re. Samples of these refractory metals were subjected to either the PyC/SiC deposition or embedding in C/C. MoSi2(Ge), R512E, and TiB2 coatings were included on several of the samples as potential diffusion barriers. The effects of the processing and thermal exposure on the samples were evaluated by conducting burst tests, microhardness surveys, and scanning electron microscopic examination (using either secondary electron or back scattered electron imaging and energy dispersive spectroscopy). The results showed that a layer of brittle Mo-carbide formed on the substrates of both the uncoated Mo-41Re and the uncoated Mo-47.5Re, subsequent to the C/C or the PyC/SiC processing. Both the R512E and the MoSi2(Ge) coatings were effective in preventing not only the diffusion of C into the Mo-Re substrate, but also the formation of the Mo-carbides. Book excerpt: The restrictions imposed by the processes of diffusion, evaporation, and coating substrate reactions on the choice of potential protective coating materials for tungsten were studied analytically and experimentally. The diffusive restriction is the most limiting and eliminates many refractory oxides with otherwise satisfactory attributes. The diffusive properties of rare earth sesquioxides and complex refractory oxides were explored by means of oxidation experiments and a layer growth experiment respectively. Mass spectrometric studies of the vaporization of refractory complex oxides were carried out to determine the applicability of the Wagner-Hauffe method of predicting vaporization rates. Provided certain thermodynamic approximations are valid and the vapor species over the complex oxide are the same as those over the pure component oxides, the predictions yield order of magnitude accuracy. A survey and exploration of reactions of possible coating materials with tungsten was performed emphasizing promising materials from the diffusion studies. (Author).
