Book excerpt: Solar cells based on monocrystalline silicon (c-Si) can potentially achieve high sunlight energy conversion efficiencies and thus could reach grid parity despite the high cost of c-Si. The efficiency of standard c-Si solar cells featuring diffused emitters and aluminum back surface fields (BSF) is limited by interface recombination. Alternatively the growth of intrinsic/doped amorphous silicon (a- Si: H) layer stacks on c-Si effectively passivates the c-Si surface and simultaneously forms the emitter and BSF. Such Si heterojunction (HJ) solar cells can use thin c-Si wafers, benefit from low production cost of a-Si: H layers and enable the highest efficiencies. The focus of this work is the study of interfaces in a-Si: H/c-Si heterostructures, particularly the electronic quality of the a-Si: H/c-Si heterointerface and its effect on the subsequent a- Si: H/c-Si HJ solar cell fabrication. Book excerpt: Today’s solar cell multi-GW market is dominated by crystalline silicon (c-Si) wafer technology, however new cell concepts are entering the market. One very promising solar cell design to answer these needs is the silicon hetero-junction solar cell, of which the emitter and back surface field are basically produced by a low temperature growth of ultra-thin layers of amorphous silicon. In this design, amorphous silicon (a-Si:H) constitutes both „emitter“ and „base-contact/back surface field“ on both sides of a thin crystalline silicon wafer-base (c-Si) where the electrons and holes are photogenerated; at the same time, a-Si:H passivates the c-Si surface. Recently, cell efficiencies above 23% have been demonstrated for such solar cells. In this book, the editors present an overview of the state-of-the-art in physics and technology of amorphous-crystalline heterostructure silicon solar cells. The heterojunction concept is introduced, processes and resulting properties of the materials used in the cell and their heterointerfaces are discussed and characterization techniques and simulation tools are presented.

Book excerpt: The main focus of this work is the study of interfaces in amorphous/crystalline silicon (a-Si:H/c-Si) heterostructures, especially the investigation of the a-Si:H/c-Si heterointerface's electronic quality and its effect on the consecutive a-Si:H/c-Si heterojunction (HJ) solar cell fabrication. c-Si based solar cells have the potential for achieving high conversion efficiencies, but the standard simple fabrication processes lead to medium module efficiencies. Thin-film Si based technologies offer the prospect of low-cost fabrication but yield lower efficiencies. a-Si:H/c-Si HJ solar cells combine the advantages of both technologies, i.e., the high efficiency potential of c-Si and the low fabrication cost of a-Si:H. In this way the c-Si cost becomes reasonable because it is possible to use very thin wafers to produce highly efficient solar cells. The electronic quality of the heterostructure interface was evaluated experimentally with photogenerated carrier lifetime measurements. In this study, carrier recombination at the interface is the step limiting photogenerated carriers' lifetime. In the theoretical part of this work, c-Si surface recombination is modeled by considering for the first time the amphoteric nature of Si dangling bonds. For this, a model previously established for bulk a-Si:H recombination, is extended to the description of the c-Si surface recombination through amphoteric defects. Its differences and similarities compared to existing interface recombination models are discussed. This new model is currently the simplest that allows an understanding of the largest set of experimentally observed behaviors of passivation layers on c-Si. Book excerpt: Amorphous-crystalline silicon (a-Si:H/c-Si) heterojunctions have recently drawn much attention owing to their low-temperature fabrication and high-efficiency photovoltaics. a-Si:H/c-Si heterojunctions were studied for the first time using the constant photocurrent method (CPM). The doping concentration in the p-type a-Si:H was varied. CPM derived absorption for energies greater than 1.4 eV is observed to increase with decreasing dopant concentration in the p- layer. This is attributed to a decrease in the density of defect states in the amorphous layer and the interface. A model is proposed wherein the amorphous layer and the interface constitute one absorbing layer while the crystalline substrate forms the other absorbing layer. A combined defect density in the amorphous layer and interface of 2.8x1018 cm-3 eV-1 at 0.4 eV from the valence band edge was measured for our best device. By comparing the combined defect density with that of a single amorphous layer the defect density at the interface is inferred to be 5x1012 cm -2.

Book excerpt: Amorphous silicon/crystalline silicon (a-Si/c-Si) heterojunction solar cells offer high efficiency in a simplified and easily scalable process. Despite success in commercialization of these devices, the detailed working principles of them are poorly understood. In particular the effect of interface defects at the a-Si/c-Si heterojunction and the intervening intrinsic layer require explanation. The goal of this research is to understand the effect of interface defects and the intrinsic layer on non-linear effects in current-voltage curves of heterojunction devices by developing a computer model in SENTAURUS. Previously, computer models based in programs such as PC1D, AFORSHET and AMPS-1D have been used but suffer from drawbacks such as not including the gap states and interface modeling as well as not having the option of user-defined recombination statistics. In this work the commercial package SENTAURUS is used, providing a robust and reliable environment in which to develop the model. Key features of the model are the inclusion of dangling bond states via a defect pool model, band gap narrowing of the a-Si, region specific recombination-generation statistics and the change in capture cross section due to charging of trap states. Simulation of devices using this model has demonstrated several processes which guide for device design. Firstly, the number and nature of defects at the a-Si/c- Si interface influence device behavior strongly. More importantly, the thickness of the intrinsic layer is found to be critical. Under ideal operating conditions a p-type region is induced in the intrinsic layer leading to the p-n junction being formed in the c-Si. When the intrinsic layer thickness is increased this is no longer the case, with the p-n junction forming in the a-Si, leading to drastically reduced performance of the device. The development of the recombination models, their incorporation into SENTAURUS, the modeling results and the implications for device design allow improved heterojunction solar cell designs.

We find that all high-performance SHJ solar cells exhibit atomically abrupt and flat c-Si/a-Si:H interfaces and high disorder of the a-Si:H layers. These atomically abrupt and flat c-Si/a-Si:H interfaces can be realized by direct deposition of a-Si:H on c-Si substrates at a substrate temperature below 150 deg C by hot-wire chemical vapor deposition from pure silane.

The first paper reports a novel technique for the selective emitter formation by controlling the surface morphology of Si wafers. Selective emitter (SE) technology has attracted renewed attention in the Si solar cell industry to achieve an improved conversion efficiency of passivated-emitter rear-contact (PERC) cells. In the second paper, the temperature dependence of the parameters was compared through the PERC of the industrial-scale solar cells. As a result of their analysis, PERC cells showed different temperature dependence for the fill factor loss as temperatures rose. The third paper reports the effects of carrier selective front contact layer and defect state of hydrogenated amorphous silicon passivation layer/n-type crystalline silicon interface. The results demonstrated the effects of band offset determined by band bending at the interface of the passivation layer and carrier selective front contact layer. In addition, the nc-SiOx: H CSFC layer not only reduces parasitic absorption loss but also has a tunneling effect and field-effect passivation. The fourth paper reports excimer laser annealing of hydrogenated amorphous silicon film for TOPCon solar cell application. This paper analyzes the crystallization of a-Si:H via excimer laser annealing (ELA) and compared this process with conventional thermal annealing. The fifth paper reports the contact mechanism between Ag–Al and Si and the change in contact resistance (Rc) by varying the firing profile. Rc was measured by varying the belt speed and peak temperature of the fast-firing furnace. The sixth paper reports a silicon tandem heterojunction solar cell based on a ZnO/Cu2O subcell and a c-Si bottom subcell using electro-optical numerical modeling. The buffer layer affinity and mobility together with a low conduction band offset for the heterojunction are discussed, as well as spectral properties of the device model.
