Book excerpt: A set of logically flexible digital building blocks capable of implementing various logic functions with delays of less than one nanosecond was developed and fabricated in microcircuit form. The set consists of two basic types of circuit modules; with these, all conceivable digital system logic functions can be implemented. Tunnel junction diodes and silicon transistors provide gating functions, and a universal amplifier circuit module reshapes signal waveforms, restores amplitudes, and stores signals (flip-flop operations). Subnanosecond switching time is achieved by the effective utilization of a tunnel diode transistor circuit and hybrid integration techniques for microcircuit fabrication. The circuit provides the following characteristics: (1) low power delay time product (efficient switching); (2) effective noise immunity; (3) well-defined temperature invariant transfer characteristics; (4) relaxed component tolerances as compared to other tunnel diode logic circuits; (5) high fan-in and fan-out ratios; and (6) capability of performing all logical functions with two basic circuit configurations. The circuits were developed primarily for a high-speed digital system operated at a 100- to 200Mcps clock rate with a low impedance transmission line signal distribution scheme. Analysis of the circuit, optimization of the circuit characteristics, fabrication techniques of the circuit modules, and experimental results in a high-speed digital system are discussed. (Author).

Methods of obtaining maximum speed tunnel diode circuits may be classified into two groups. One method is that a circuit is designed as a lumped constant circuit originally and, after that, these lumped constant elements are replaced by distributed circuits, if necessary. The other method is that the characteristics of distributed circuitry are used positively and the circuits are designed as distributed circuits from the beginning. The latter method seems to have more difficulties and more possibilities for maximum speed circuits than the former. The former method is used in this report. The linear analysis of resistive networks which include negative resistance elements such as a tunnel diode, are mentioned in Part I. In Part II, the tunnel diode-transistor hybrid logical and switching circuits are mentioned as one example of the application of the theories which are described in Part I. The operating speeds of the hybrid circuits do not seem to be as high as those of all tunnel diode circuits, but they are much more easily designed and more practical in a large digital system. Book excerpt: "Historically, the microelectronics industry has scaled down CMOS transistor dimensions in order to increase operating speeds, decrease cost per transistor, and free up on-chip real estate for additional chip functions. There are numerous challenges involved with scaling transistors down to the near term 32 nm node, and beyond. These challenges include short gate lengths, very thin gate oxides, short channel effects, quantum effects, band-to-band tunneling from source to drain, Gate Induced Drain Leakage, Fowler-Nordheim tunneling, and increasing dopant concentrations. Field effect transistor circuits augmented with tunnel diodes lead to decreased circuit footprints, decreased device count, improved operating speeds, and lower power consumption without the need to solve current CMOS scaling challenges. Recently, N-on-P Si/SiGe resonant interband tunnel diodes (RITD) have been monolithically integrated with CMOS transistors. To further improve the benefits of RITD augmented circuits, P-on-N RITDS and all-Si RITDs were developed. Reported maximum peak-to-valley current ratios (PVCR), a key quantititaive parameter of TDs, of 1.32 and 3.02 were measured, respectively. Since integrated circuits operate at elevated temperatures, the I-V characteristsics of various TDs were measured at temperatures ranging from room temperature up to 200°C. Three figures of merit were extracted: (i) peak current density (Jp), *(ii) valley current density (Jv), and (iii) PVCR. Normalizing over their respective values at room temperature allowed for direct comparison between the various TD structures. This method allowed the author to determine that all devices show a similar Jp response. However, the Si/SiGe RITD structure was overall least sensitive to temperature variations. Furthermore, to design and optimize TD augmented circuits, a SPICE compatible model was developed. Past models have discontinuities, kinks in their slopes, difficut parameters to extract, unknown parameters, no closed form solutions, and/or poor fits to measured data. For this work a modified version of the S.M. Sze model with a superior match to experimental data, for Si based Esaki tunnel diodes (ETD) was developed. Using the developed model, several circuits were simulated, which were broken up into two groups. The first group of circuits is comprised of one TD and one of the following: (i) resistor, (ii) NMOS transistor, or (iii) TD. Finally, the behaviors learned from the simple circuits were used to simulate seeral TD augmented circuits such as (i) ADC comparator, (ii) TSRAM, (iii) and four basic logic gates."--Abstract.
