Für die Realisierung eines lichtemittierenden ambipolaren OFETs wurden drei verschiedenene Strategien verfolgt: Zum einen wurden konventionelle Einschichtstrukturen aufihre Elektrolumineszenzeigenschaften hin untersucht. Desweiteren wurden Zweischichtstrukturen auf der Basis eines Elektronen- und eines Löchertransportmaterials hergestellt. Schließlich wurde ein völlig neues Konzept basierend auf koverdampften, d.h. gemischten Filmen bestehend aus Löcher- und Elektronentransportmaterial, realisiert. Die Einschichtstrukturen für sich waren zwar emittierend, doch ist aufgrund der unipolaren Transporteigenschaften der organischen Materialien die Lichtemission auf einen Bereich an einem Kontakt beschränkt. Im Gegensatz dazu wurde an den Zweischichtstrukturen eine ambipolare Transportcharakteristik gemessen, jedoch keine Elektrolumineszenz beobachtet. Schließlich konnte über das neue Konzept der koverdampften Bulk-Heterostruktur erstmals Elektrolumineszenz in einem ambipolaren OFET beobachtet werden. The goal of this thesis was the fabrication and characterization of a light-emitting am- bipolar organic field-effect transistor (OFET). In the literature, light-emitting ambipolar field-effect transistors (FET) based on small molecules, which are of interest for novel electro-optical devices, have not yet been described. For the realization of such a light- emitting ambipolar OFET, three different strategies were pursued: Firstly, conventional single-layer OFETs were investigated in terms of their electroluminescent properties. Secondly, bilayer heterostructures based on an electron- and a hole-transport material were prepared. Thirdly, a novel concept based on coevaporated, i.e. mixed films consisting of an electron- and a hole-transport material, has been realized. Although the single-layer structures were light-emitting, the unipolar transport properties of the organic materials restrict light emission to a region close to one contact. In contrast, in bilayer heterostructures an ambipolar transport characteristics was measured, but no electroluminescence (EL) observed. Finally, with the novel concept of a coevaporated bulk heterostructure, EL in an ambipolar OFET could be observed for the first time.

Book excerpt: Organic Field Effect Transistors (OFETs) have shown immense potential for applications that require low temperature and solution processing on large and flexible substrates. The possibility to tailor organic semiconductors toward targeted functionality and the possibility for low-cost processing on various non-traditional substrates such as paper, plastic, fiber, cloth, etc. have made OFETs highly attractive. Over the past two decades, there has been an intense effort to improve the mobility and transit frequency of OFETs, in particular by adjusting the molecular structure of the organic semiconductor and the morphology of organic thin films, and by optimizing the device geometry. Still, a low reproducibility of transistor parameters and limited charge carrier mobility of organic semiconductors are hindering a further commercialization of this technology. In this study, the processing methods and conditions of the different OFET layers are optimized to achieve high performance and reproducible devices. In order to achieve a high transconductance and increased transit frequency in OFETs, the channel length of the transistors need to be reduced below the sub-micrometer regime. This can be easily achieved in Vertical Organic Field Effect Transistors (VOFETs) without the use of cost intensive structuring methods. However, scaling down the channel lengths into the sub-micrometer regime leads to short channel effects, particularly a large off current resulting from source/drain leakage and a weak saturation in the drain current. An incomplete understanding of the origin of these leakage currents is currently precluding an optimized design of the VOFET. Here, the influence of the injection barrier at the source electrode on the device performance of VOFETs is presented, in particular on off -currents, the on/off ratio, and the transconductance. Two different organic semiconductors are used to prepare devices with a small and large injection barrier at the source electrode. It is shown that the increased injection barrier reduces the source-drain leakage by three orders of magnitude and improves the on/off ratio by more than one order of magnitude. However, suppression of the off current by a larger injection barrier causes an increase in the contact resistance. This ultimately negatively impacts the transit frequency and transconductance of the device. The influence of the injection barrier on the transconductance, off-current, and on/off ratio is further studied by a 2D drift-diffusion simulation. It is shown that a trade off between low off currents and high transconductance values is inherent to the current device setup. To find an optimum combination of transconductance and on/off ratio, the insulation of the source electrodes is optimised and a method to grow an oxide layer that wraps around the whole electrode, including the edge of the source, is established. For this, Aluminum electrodes were anodized electrochemically, which results in a conformal growth of Aluminium Oxide with high quality. It is shown that this oxide reduces the off-currents of vertical OFETs significantly, but a decrease in on-currents with the insulation thickness is observed as well. Most importantly, corresponding vertical transistors show a good saturation in the drain current in output measurement. Integration of the high performance vertical transistors with light emitting layers is implemented to achieve vertical light emitting transistors with good switching behavior. The resonant cavity model is applied in an effort to optimize the different layer thickness of the device. In addition to studying the vertical transistor device performance and optimization, their integration with the light emitting layers is done to realize the vertical organic light emitting transistors with good electrical behavior. The resonant cavity model is applied to model the emissive behavior of vertical organic light emitting transistors and it is expected to open a new area of study in this field.

A new light-emitting device architecture, the OLED with field-effect electron transport, is demonstrated. This device is a hybrid between a diode and a field-effect transistor. Compared to conventional OLEDs, the metallic cathode is displaced by one to several micrometers from the light-emitting zone, reducing optical absorption losses. The electrons injected by the cathode accumulate at an organic heterojunction and are transported to the light-emission zone by field-effect. High mobilities for charge carriers are achieved in this way, enabling a high current density and a reduced number of charge carriers in the device. Pulsed excitation experiments show that pulses down to 1 μs can be applied to this structure without affecting the light intensity, suggesting that pulsed excitation might be useful to reduce the accumulation of triplets in the device. The combination of all these properties makes the OLED with field-effect electron transport particularly interesting for waveguide devices and future electrically pumped lasers. In addition, triplet-emitter doped organic materials, as well as the use of triplet scavengers in conjugated polymers are investigated.

While much work has been done in the field of organic semiconductors, the field is still quite immature when compared to that of traditional inorganic based devices. More work is required before the full potential of organic field effect transistors (OFETs), organic light emitting diodes (OLEDs), and organic photovoltaics (OPVs) is realized. Among such work, a further development of diagnostic tools that characterize charge transport and device robustness more efficiently is required. Charge transport in organic semiconductors is limited by the nature of the metal-semiconductor interfaces where charge is injected into the semiconductor film and the semiconductor-dielectric interface where the charge is accumulated and transported. This, combined with that fact that organic semiconductors are especially susceptible to having structural defects induced via oxidation, charge transport induced damage, and metallization results in a situation where a semiconductor film's ability to conduct charge can degrade over time. This degradation manifests itself in the electrical device characteristics of organic based electronic devices. OFETs, for example, may display changes in threshold voltage, lowering of charge carrier mobilities, or a decrease in the On/Off ratio. All these effects sum together to result in degradation in device performance. The work begins with a study where matrix assisted pulsed laser deposition (MAPLE), an alternative organic semiconductor thin film deposition method, is used to fabricate OFETs with improved semiconductor-dielectric interfaces. MAPLE allows for the controlled layer-by-layer growth of the semiconductor film. Devices fabricated using this technique are shown to exhibit desirable characteristics that are otherwise only achievable with additional surface treatments. MAPLE is shown to be viable alternative to other fabrication methods. The work continues with a combined electro-optical study of the metal semiconductor interface in OFETs. It is highly desirable that a method that can be used to understand the mechanisms of device performance degradation be developed. We demonstrate that the surface enhanced Raman (SERS) effect (at the metal-semiconductor interface) can serve as such a method. We first show how the Raman spectrum of a pristine pentacene (a common organic semi- conductor) film is dramatically different from the spectrum collected when the film is probed through a metal contact. The spectrum collected from the contact region exhibits a change in peak intensities, peak positions, and an overall enhancement of signal intensity, all of which are direct evidence of the SERS effect. The SERS spectrum is then modeled by first principles density functional theory (DFT). The DFT calculations demonstrate that the SERS effect shows an extreme sensitivity to disorder in these semiconductor films. We further show how the SERS spectrum evolves after the device has been subjected to a bias-stress (i.e. applying both gate and drain voltages for an extended period of time). Devices that exhibit a strong degradation in performance also feature a concurrent change of the SERS spectrum. On the other hand, we see no change in the SERS spectrum of devices that exhibit stable operating characteristics. Thus, we confirm that the SERS spectrum can be used as a diagnostic tool for correlating transport properties to structural changes, if any, in organic semiconductor films. In conclusion, we develop a non-invasive opto-electronic visualization tool that can be used as an in-situ probe to characterize charge transport in organic semiconductor devices.
