Book excerpt: The modern wireless communication systems require modulated signals with wide modulation bandwidth. This, in turns, requires signals with very high dynamic range and peak-to-average power ratio (PAPR). This means that the amplifier in the base-station has to work at a power back-off as large as the dynamic range of the signal, so that the amplifier has a high linearity in this region. For the standard single-stage amplifiers, this large power back-off reduces the efficiency dramatically. In this work, a three-way Doherty power amplifier (DPA) aiming at high power efficiency within a dynamic range of 9.5 dB, is designed and fabricated using partitioning design approach. The partitioning design approach decomposes a complex design task into small-sized, well-controllable, and verifiable subcircuits. This advanced straight forward method has shown very promising results. Using this design approach, a three-way DPA has been designed to demonstrate the advantages of this reliable design technique as well. Based on the design of a single-stage power amplifier and proposing a novel output power combiner, a 6 W three-way DPA has been designed which allows the mandatory load modulation principle in three-way DPA structures to be realized with simpler elements, whereas the design of a standard Doherty combiner would have been very challenging and not practical due to the extremely small value of its characteristic line impedance. The proposed combiner is calculated for a three-way DPA with 2-mm AlGaN/GaN-HEMTs. The simulation result shows a very good load modulation for the amplifier, which confirms the theoretical expectation for a three-way DPA. The efficiency of the designed 6 W three-way DPA at large back-off shows very promising values compared to recently reported amplifiers. The measured IMD3 products confirm the good linearity of the amplifier as well. Accordingly, the proposed power combiner and the design strategy are recommended to be used as the preferred option for designing three-way DPA structures with very high output power.

We analyze the loss mechanisms in the stacked-FET PA circuit to develop the fundamental bounds on PAE and output power. Two-stack power amplifiers are designed and implemented at 45 and 90GHz achieving 19 and 15.8dbm output power with 34% and 11% PAE, respectively. The gate resistance of the stacked-FET PA is demonstrated to be a dominant source of loss at high frequency. To overcome this limitation, a multi-drive stacked-FET approach is proposed to improve the output power and efficiency. An analysis of conventional and multi-drive stacked-FET PAs demonstrates the performance improvement. A multi-drive three-stack PA is implemented in 45-nm SOI CMOS for 90GHz operation occupying 0.23 mm2. This PA achieves 19dBm saturated output power at a PAE of 14% and 12dB gain at 90 GHz using a 3.4-V power supply. To achieve high output power and high efficiency with high data rates using QAM modulation, this research proposes a new stacked-FET transmitter in 45-nm SOI CMOS at 45 GHz, which shares a common DC current through an I/Q digital-to-analog converter (DAC), I/Q mixer, and stacked-FET PA to provide high voltage swing without exceeding the breakdown voltage of the transistors in the stack. The circuit approach proposed here provides high RF output power at high efficiency along with a high-resolution DAC control to transmit complex modulation schemes. The use of high-resolution DACs enables the use of digital predistortion (DPD) to improve the error vector magnitude (EVM). The proposed architecture demonstrates 21.3 dBm saturated output power at a peak PAE of 16% into a 50 Ohms load impedance at 45 GHz, generating a 1.25-Gbps QPSK at an EVM of 5.5% using digital predistortion. Considering that modern communication systems employ modulation techniques that exhibit high peak-to-average power ratios (PAPRs), demand for amplifiers with high efficiency over a wide power range is increasing. The traditional Doherty power amplifier is one of the circuits that satisfy this demand by providing peak efficiency at 6-dB back off as well as peak power. In this work, the designed stacked-FET power amplifiers are utilized to make a Doherty power amplifier and a modified Doherty PA is proposed that addresses the limitations of the traditional design. The results demonstrate 4% improved back-off PAE as well as 1.5dB higher gain in comparison to the designed traditional Doherty PAs.

Book excerpt: The first part of this dissertation focuses on the millimeter-wave power amplifier in silicon where both switching and linear power amplifiers were investigated. In Chapter 2, a Q-band, Class-E power amplifier has been designed and fabricated in a 120 nm SiGe BiCMOS technology. The amplifier was designed for high output power using on-chip power combining networks. It operates respectively from a 1.2 V supply for peak efficiency and a 2.4 V supply for maximum power and occupies an area of 0.801 mm2. A peak PAE of 18% is measured for an output power of 11.3 dBm at 45 GHz and a maximum of 19.4 dBm is measured at 42 GHz with a PAE of 14.4%. The power amplifier operates from 42 to 50 GHz. Chapter 3, presents a W-band, tapered constructive wave power amplifier (TCWPA) that has been designed and fabricated in a 120 nm SiGe BiCMOS technology. The amplifier has a 3 dB BW of 19 GHz from 91-110 GHz and a maximum gain of 12.5 dB at 101 GHz. At 98 GHz, OP1dB is 4.9 dBm. At 97 GHz, saturated output power is 5.9 dBm and the PAE is 7.2%. The amplifier operates from a 2.4 V supply and occupies an area of 0.22 mm2. A novel circuit topology for power amplifier was introduced in Chapter 4 where only one network is used to provide both input and output matching. This new topology incorporates a feedback network around the transistor to satisfy matching requirements. Circuit parameters can be tuned for small- and large-signal circuit operation. The power amplifier is fabricated in a 120 nm SiGe BiCMOS process and performs from 36 to 41 GHz. The PA achieves a saturated output power of 23 dBm and a peak power added efficiency of 20% at 38 GHz. The second part of this dissertation focuses on the performance analysis of phase-interpolated dual loop clock and data recovery. It presents a four channel receiver for high-speed signal conditioning. Each channel consists of a continuous time linear equalizer (CTLE) and a dual loop CDR with phase-interpolator. All channels share a single PLL that generates and distributes quadrature clock phases to each CDR for data recovery. Clock amplitude, phase INL and phase DNL are derived for IQ phase error and predict phase-dependent jitter contributions to the recovered clock. The multilane receiver was designed in 130 nm CMOS technology. The die occupies an area of 1930 [mu]m by 1250 [mu]m and consumes 67.9 mW per channel. It achieves a maximum data rate of 7 Gbps per channel for 0 and ±200 ppm clock frequency deviation. Quadrature clocks are used in locking mechanism of phase-interpolated CDRs. Due to circuit non-idealities, any mismatch in the quadraure phase causes jitter increase and ultimately increase of bit error rate. The material is presented in Chapter 5.
