Mon rôle a été d'étudier certaines spécificités du comportement électrique du TBH SiGe liées à la présence d'une base épitaxiée, et de mettre ainsi en évidence ce qui apparaissait comme atypique dans le fonctionnement de ce dispositif par rapport au transistor bipolaire silicium actuel. Dans ce contexte, nous avons porté une attention particulière à l'étude du courant de fuite de la jonction base-collecteur et à l'étude de la recombinaison en base neutre. Nous nous sommes attachés à corréler nos mesures électriques à la technologie. Nous avons ainsi contribué a l'amélioration du nettoyage avant l'épitaxie et de la qualité cristalline du matériau SiGe. Nos analyses électriques de la recombinaison en base neutre nous : ont permis de mettre au point une méthode d'extraction de la durée de vie apparente des électrons dans la base neutre. Cette méthode apporte les 1 éléments de base pour formuler une modélisation du courant de recombinaison en base neutre qui peut être intégrée dans un modèle compact de TBH (utilisable pour la simulation de circuits). Enfin, nous avons fourni les grandeurs électriques de TBH SiGe pour évaluer par la simulation de circuits le gain en performances apporté par ce dispositif pour des applications radiofréquences.

Nous présentons comment des TBH ont été intégrés dans une filière Bi CM OS du Centre Commun CNET -SGS Thomson. Au préalable, afin de définir l'architecture la mieux adaptée au contexte et de tirer le meilleur parti possible de l'utilisation de SiGe, les différents paramètres (profil de germanium, position du bore par rapport à la zone SiGe...) influençant le fonctionnement des TBH ont été étudiés, en particulier grâce à la mise en place d'un environnement de simulation adapté aux hétéro structures. Les contraintes technologiques et leurs conséquences sur les dispositifs ont été prises en compte. Les premiers résultats ont permis de mettre en évidence un certain nombre de problèmes technologiques que nous avons résolus. La caractérisation électrique a montré une nette amélioration des performances et a précisé les atouts réels de SiGe dans un contexte BiCMOS pourtant initialement jugé peu favorable. Nous avons aussi vérifié que les transistors MOS n'étaient pas perturbés. Ce travail démontre donc la faisabilité de l'intégration des TBH dans une filière BiCMOS et offre des perspectives pour l'évolution des structures.

Cette thèse a pour objet le développement et l'étude de TBH Si/SiGe:C pour les technologies BiCMOS millimétriques. Après un rappel des principes de fonctionnement du transistor bipolaire, nous montrons les méthodes de fabrication, caractérisation et modélisation des dispositifs de dernière génération. Les architectures choisies et les performances obtenues par les principaux acteurs du marché sont détaillées. Nous présentons ensuite des études menées pour le développement de la technologie BiCMOS9MW de STMicroelectronics. Une version faible-coût du TBH rapide ainsi qu'un dispositif haute-tension compatible avec la technologie sont présentés et les résultats à l'état de l'art obtenus sur les deux architectures sont montrés. Nous étudions également l'impact des variations des paramètres technologiques et de la géométrie des dispositifs sur les principales caractéristiques de ces composants. La dernière partie de ce travail de thèse est consacrée au développement de nouvelles solutions technologiques afin d'améliorer encore la fréquence de transition des TBH Si/SiGe:C. Un optimisation du profil vertical du TBH a pu être réalisée grâce au développement d'un nouveau module de collecteur utilisant une épitaxie sélective et la réduction du budget thermique vu par les dispositifs durant leur fabrication. Cette dernière étude a permis d'atteindre une fréquence de transition fT· supérieure à 400GHz à température ambiante, ce qui représente la meilleure performance obtenue à ce jour pour un transistor en technologie silicium.

As technology scales down to deep sub-micron dimensions and supply voltage decreases to reduce power consumption, these complex analog circuits are even more dependent on the exact behavior of each transistor. High-performance analog circuit design requires a very detailed model of the transistor, describing accurately its static and dynamic behaviors, its noise and matching limitations and its temperature variations. The charge-based EKV (Enz-Krummenacher-Vittoz) MOS transistor model for IC design has been developed to provide a clear understanding of the device properties, without the use of complicated equations. All the static, dynamic, noise, non-quasi-static models are completely described in terms of the inversion charge at the source and at the drain taking advantage of the symmetry of the device. Thanks to its hierarchical structure, the model offers several coherent description levels, from basic hand calculation equations to complete computer simulation model. It is also compact, with a minimum number of process-dependant device parameters. Written by its developers, this book provides a comprehensive treatment of the EKV charge-based model of the MOS transistor for the design and simulation of low-power analog and RF ICs.
