Book excerpt: Off-stoiciometry CdS coatings with resistivities of about 10.cap omega.-cm have been deposited by a cyclic reactive sputtering process where the H2S injection is periodically switched on and off. Cells with CdS layer fabricated in this way have yielded efficiencies of about 0.6% with short circuit currents of about 3.5 mA/cm2, open circuit voltages of about 0.43V, and fill factors of about 0.40. CdS resistivity control by In doping has been achieved both by diffusion from a pre-deposited In layer and by using an In-doped Cd sputtering target. Resistivities of about 30.cap omega.-cm are achieved in CdS coatings about 5 um thick deposited at 250°C over 50 nm thick In layers. A Cd cathode doped with 1 atomic percent In has yielded CdS coatings with resistivities of about 0.1 .cap omega.-cm at substrate temperatures in the 100 to 300°C range. Cells fabricated from the 0.1 .cap omega.-cm CdS with a 0.5 um undoped layer adjacent to the junction have yielded encouraging diode characteristics with a strong photovoltaic effect and will be used to an optimization study. Cu/sub x/S coatings deposited onto CdS under various conditions have been found to have the same properties as those deposited onto glass substrates in previous studies. The amount of sputtering that is required in order to deposit the Cu2S heterojunction layer is small compared to that requird to achieve steady state conditions in the deposition apparatus. Thus pre-conditioning is required. The results of experiments that examines various conditioning procedures are reported.

Book excerpt: Progress has been made on improving the photon efficiency of the planar CdS/Cu2S solar cell. Current in excess of 20 mA/cm2 have been achieved. Mixed sulfide solar cells responsive to heat treatment are now being produced. The morphology of the Cu2S/CdZnS junction has been examined and found to be significantly different than the morphology on CdS/Su2S cells. Efficiencies measured under ELH simulation approaching 8% have been achieved. Work in the analytical task has focused on establishing the experimental techniques to study the trap levels in the CdS and to provide a working model for the voltage instabilities in some (CdZn)S/Cu2S cells. Cells under roof top exposure continue to be monitored.

Book excerpt: Important advances have been made in five technical areas during this quarter: topological investigations of film materials and cells, characterization of current transport and collection in Cu/sub 2/S/CdS cells, preparation and application of small area film cells, correlation of photoresponse image and structural features in film cells and means of preparing (CdZn)S alloy films. The use of potassium cyanide etching of Cu/sub 2/S layers on polycrystalline CdS films defined areas 1 to 5 .mu.m across with the latter covering 30 to 50% of the surfaces studied. Large grains may strongly reduce short circuit current levels. Laser scanned photocurrent response of tapered Cu/sub 2/S layers on single crystal CdS has been refined to directly treat photocurrent-transmission data, allowing more firm estimates of lifetime, surface recombination velocity and heterojunction collection efficiency. Delineation of small area film cells has been done successfully using photolithographic methods. As used, these methods have no deleterious influence on cell behavior. With arrays of small cells on a single substrate it was possible to establish that increased junction opposing current (lower V/sub OC/) results from longer immersions in CuCl during Cu/sub 2/S formation. Patterns of high response in laser-scanned photocurrent images have been correlated with SEM images of grain boundary patterns. Difficulties in the use of a quadrupole mass analyzer to monitor component fluxes during (ZnCd)S evaporation were isolated and overcome, allowing use of the method to prepare films for structural, electrical, and cell evaluation.

Book excerpt: Several all sputter deposited Cu2S/CdS cells have been prepared to date with J/sub SC/ approx. = 3 mA/cm2 under simulated AM1 illumination. The best AM1 conversion efficiency obtained is 0.6%. This is shown to be typical of sputtered CdS in Cu2S/CdS cells investigated to date. The sputtered Cu2S appears to be satisfactory for solar cell applications. Presented evidence indicates that the poor conversion efficiency is due to a low-junction electric field intensity on the CdS side of the heterojunction. A multilayer CdS structure has been developed which may allow the tailoring of the junction electric field intensity to a selected high value to obtain high-junction collection efficiency. Other areas of cell development advances included: (1) determination of effect of Cu cones in Cu2S on Cu2S/CdS cell performance; (2) solution of CdS pinhole problem; and (3) open circuit voltage improvement by heat treatment.
